The superjunction MOSFET introduces lateral electric field control through alternating P-type column structures, building upon the traditional VDMOS design, which makes the vertical electric field distribution approach an ideal rectangular shape.
Under the same epitaxial resistance conditions, this structure increases the device's voltage withstand capability by approximately 20%. For products with the same voltage rating, the superjunction technology can reduce the unit area on-resistance to less than 1/8 of that in traditional structures, achieving a synergistic optimization of conduction loss and blocking characteristics.
