Super-junction MOSFET

The super-junction MOSFET (Meta Oxide Semiconductor Field Effect Transistor) introduces a lateral electric field control on the basis of the traditional VDMOS, thereby making the vertical electric field distribution approach an ideal rectangle. This structure enhances the device's withstand voltage by approximately 20% while maintaining the same epitaxial resistance. For products with the same withstand voltage specifications, the unit area on-state resistance of the super-junction technology can be reduced to less than 1/8 of that of the traditional structure, achieving a synergistic optimization of on-state and off-state characteristics.
Our super-junction MOSFET series is manufactured using deep trench technology and multiple epitaxial processes, featuring low on-state resistance and gate charge. It significantly reduces on-state and off-state losses, making it particularly suitable for high power density and high efficiency power electronic conversion systems.
